Imec has started an Imec Industrial Affiliation Program (IIAP) on GaN Power Electronics Program, presently lead by the Program Director Stefaan Decoutere, in 2012. In this program, imec has developed GaN-on-Si e-mode power HEMTs for 100 Volt, 200 Volt, and 650 Volt rating, based on a p-GaN gate architecture, with threshold voltage ~2.5 Volt. Superlattice-based buffers have been developed on an AIXTRON MOCVD reactor in the frame of the IIAP, and IMEC is presently qualifying its processes on a new in-house AIXTRON G5+ reactor. Next to the p-GaN HEMTs, Gate-edge-terminated Schottky diodes have been developed for 200 Volt and 650 Volt. Both pGaN HEMTs, Schottky barrier diodes and the respective epi buffers are being transferred/licensed Prototyping samples/lots have and are being processed for selected customers. Imec produces 3000 GaN epi wafers per year for research, prototyping and low volume processing.

MinDCet’s added value to this H2020 project is the experience of working with the proposed GaN IC technology from IMEC in the SloGAN and and GANIC4S projects, combined with the focus and expertise of Power Electronics ASIC design in general.
Moreover, MinDCet has (and is) been developing custom GaN gate-drivers ICs that are state-of-the art and in some cases Rad-Hard (for TAS-B). Indeed, the performance benefit of using GaN transistors can only be met when they are driven in a high-speed and reliable fashion. Our proven state-of-the art knowledge on this topic is demonstrated in the GaNyMAD GaN power module with our own 100V MinDCet MDCD074 gate-driver (developed in an ESA Tech Transfer Programme).
